氮化鋁(AlN)是由四面體配置的強共價鍵所構成,故熔點高且為少數具有高熱傳導率(260W/m‧K)的非金屬固體,另外還有高絕緣電阻係數、優越之機械強度及抗熱震性等性質。氮化鋁目前主要的應用有兩種方式,第一種是將粉體直接和高分子聚合物進行混練,作為有機-無機複合材料的無機相填充粉體,主要應用於積體電路封裝及導熱膏、散熱膠等導熱性產品填充料;第二種是將粉體經成形之後燒結成緻密燒結體,作為散熱基板,如積體電路(IC)的基板。
氮化鋁具有許多優越性質,卻有一最大應用限制,即氮化鋁極易受潮而水解,產生氫氧化鋁及氨氣。本研究使用矽烷(Silane)做為表面改質劑,並探討silane添加量及後處理之條件,以獲得最佳抗濕。抗濕性質由樣品浸漬水溶液之pH值變化檢測,配合XRD、 SEM及FT/IR以為佐證。
Aluminum nitride (AlN) powderhas been increasingly used as substrate materials for electronic packaging and as fillers due to the excellent thermal conductivity and the electrical resistivity.
One of the majorproblems of AlN is its strongreactivity with humidity.To avoidhydrolysis, sufficient water resistancy of AlN powder should berequired.In this study,silane was used as the protection agent ofAlN powder. In order to obtain the optimiumwater-resistantproperty, the dosage of silane and the followed treatment were investigated. The pH measurements of the AlN suspensions, XRD, SEM and FT/IR analysis of the surface-modified AlN powder wereused to evaluate the anti-hydrolysis property of AlN powder.
